Multiple books have been written about it. The present forms were largely complete by end of the Middle English period, although the syntax has changed a lot since then. It comes down to having two different processes for creating reflexive pronouns. The original Old English system had pronoun+the adjective "self" like "him-self" but in Old English these were rarely used with 1st or 2nd person, since the 1st and 2nd person pronouns could act as reflexives without any special marking (they would say like "I see me" for "I see myself"). "Self" eventually ceased to be treated as an adjective and became a noun, so a second system appeared in which the reflexive was constructed as possessive+self. Our present reflexives are really a mix of these two systems. The complicated part is in explaining why we ended up with one form for one pronoun and a different one for another. I think that the dominant pattern is that the older OE self-reflexive, which was mostly used with 3rd person, persisted in the 3rd person forms (himself, herself, itself, themselves), but when the new Middle English system came along and 1st and 2nd person self-reflexives came into regular use, they were built with the new possessive system (myself, thyself, ourselves, yourselves).
